Compared with Si MOSFET of the same power class, SiC MOSFET has significantly lower on-state resistance and switching losses, and more suitable for ultra-high operating frequencies. Due to the industrial grade high operating junction temperature characteristics, the high temperature stability of SiC MOSFETs is greatly improved compared to Si MOSFETs.
